"Navi 31" RDNA3 Sees AMD Double Down on Chiplets: As Many as 7

Way back in January 2021, we heard a spectacular rumor about "Navi 31," the next-generation big GPU by AMD, being the company's first logic-MCM GPU (a GPU with more than one logic die). The company has a legacy of MCM GPUs, but those have been a single logic die surrounded by memory stacks. The RDNA3 graphics architecture that the "Navi 31" is based on, sees AMD fragment the logic die into smaller chiplets, with the goal of ensuring that only those specific components that benefit from the TSMC N5 node (6 nm), such as the number crunching machinery, are built on the node, while ancillary components, such as memory controllers, display controllers, or even media accelerators, are confined to chiplets built on an older node, such as the TSMC N6 (6 nm). AMD had taken this approach with its EPYC and Ryzen processors, where the chiplets with the CPU cores got the better node, and the other logic components got an older one.

Greymon55 predicts an interesting division of labor on the "Navi 31" MCM. Apparently, the number-crunching machinery is spread across two GCD (Graphics Complex Dies?). These dies pack the Shader Engines with their RDNA3 compute units (CU), Command Processor, Geometry Processor, Asynchronous Compute Engines (ACEs), Rendering Backends, etc. These are things that can benefit from the advanced 5 nm node, enabling AMD to the CUs at higher engine clocks. There's also sound logic behind building a big GPU with two such GCDs instead of a single large GCD, as smaller GPUs can be made with a single such GCD (exactly why we have two 8-core chiplets making up a 16-core Ryzen processors, and the one of these being used to create 8-core and 6-core SKUs). The smaller GCD would result in better yields per wafer, and minimize the need for separate wafer orders for a larger die (such as in the case of the Navi 21).

Alphacool Eisbaer LT Aurora AIO Now Available with NexXxoS HPE 360 Radiator

Alphacool's CPU All-in-One solutions Eisbaer Aurora and Eisbaer LT Aurora are now available with the new NexXxoS HPE (High Performance Edition) 360mm radiator. What does HPE mean? The NexXxos HPE-30 radiator uses the same materials as the previous NexXxos models, but technically goes a step further. Due to the condensed internal construction, the number of water channels and copper fins could be increased. This means that a larger volume of water is in direct contact with the cooling fins and the heat transfer is enormously improved.

Due to the higher number of fin rows and their shortening, the cooling surface is also used much more efficiently. Comparison tests (test setup: ASUS Prime X299/Intel i9-10900X with 350 W waste heat) with the conventional NexXxos radiator have shown that a significant performance increase of 4.5K is possible when using the HPE radiator. At higher ambient temperatures and higher fan speeds, the performance gap to the normal NexXxoS radiators even increases progressively and reaches a possible performance increase of up to 6K. There has never been such a leap in performance in the past!

AMD EPYC Processors Hit by 22 Security Vulnerabilities, Patch is Already Out

AMD EPYC class of enterprise processors has gotten infected by as many as 22 different security vulnerabilities. These vulnerabilities range anywhere from medium to high severity, affecting all three generations of AMD EPYC processors. This includes AMD Naples, Rome, and Milan generations, where almost all three are concerned with the whole 22 exploits. There are a few exceptions, and you can find that on AMD's website. However, not all seems to be bad. AMD says that "During security reviews in collaboration with Google, Microsoft, and Oracle, potential vulnerabilities in the AMD Platform Security Processor (PSP), AMD System Management Unit (SMU), AMD Secure Encrypted Virtualization (SEV) and other platform components were discovered and have been mitigated in AMD EPYC AGESA PI packages."

AMD has already shipped new mitigations in the form of AGESA updates, and users should not fear if they keep their firmware up to date. If you or your organization is running on AMD EPYC processors, you should update the firmware to avoid any exploits from happening. The latest updates in question are NaplesPI-SP3_1.0.0.G, RomePI-SP3_1.0.0.C, and MilanPI-SP3_1.0.0.4 AGESA versions, which fix all of 22 security holes.

ASRock Rack Brings AMD EPYC CPUs to "Deep" Mini-ITX Form Factor

ASRock Rack, a branch of ASRock focused on making server products, has today launched a new motherboard that can accommodate up to 64 core AMD EPYC CPU. Built on the new, proprietary form factor called "Deep Mini-ITX", the ROMED4ID-2T motherboard is just a bit bigger than the standard ITX board. The standard ITX boards are 170 x 170 mm, while this Deep Mini-ITX form extends the board by a bit. It measures 170 x 208.28 mm, or 6.7" x 8.2" for all of the American readers. ASRock specifies that the board supports AMD's second-generation EPYC "Rome" 7002 series processors. Of course, the socket for these CPUs is socket SP3 (LGA4094) with 4094 pins.

The motherboard comes with 4 DDR4 DIMM slots, of any type. Supported DIMM types are R-DIMM, LR-DIMM, and NV-DIMM. If you want the best capacity, LR-DIMM use enables you to use up to 256 GB of memory. When it comes to expansion, you can hook-up any PCIe 4.0 device to the PCIe 4.0 x16 slot. There is also an M.2 2280 key present, so you can fit in one of those high-speed PCIe 4.0 x4 M.2 SSDs. For connection to the outside world, the board uses an Intel X550-AT2 controller that controls two RJ45 10 GbE connectors. There are also two Slimline (PCIe 4.0 x8 or 8 SATA 6 Gb/s), and four Slimline (PCIe 4.0 x8) storage U.2 ports.

AMD TRX40 Chipset Not Compatible with 1st and 2nd Gen Threadrippers

AMD is giving finishing touches to its 3rd generation Ryzen Threadripper HEDT processor lineup, and the first wave of these chips, starting with a 24-core model, will launch alongside the AMD TRX40 chipset. It turns out that the chipset won't be compatible with 1st and 2nd generation Ryzen Threadripper processors. The upcoming 3rd generation Threadripper chips won't be backwards-compatible with the AMD X399 chipset, either. We've been hearing from reliable sources rumors of this segmentation from AMD for a few days now, and tech journalist ReHWolution just tweeted its confirmation having obtained info on upcoming motherboards from a leading brand.

The underlying reason between this restriction remains a mystery. We know that the EPYC "Rome" MCM is pin-compatible with first-generation EPYC "Naples" chips due to the fact that the newer chips are drop-in compatible with older servers via a BIOS update. The TR4 socket, too, is nearly identical to SP3r2, but for four out of eight memory channels being blanked out. It remains to be seen if for TRX40 motherboards, AMD re-purposed these unused pins for something else, such as additional PCIe connectivity or more electrical pins. We'll find out in November, when AMD is expected to launch these chips.

Noctua today presented new fan and heatsink accessories as part of its chromax line that allows colour-configuring Noctua products in order to coordinate them with individual build colour schemes. Complementing the existing NA-SAVP1 anti-vibration pads in black, blue, green, red, white and yellow, the new NA-SAVP1 chromax.grey anti-vibration pads are a perfect fit for the light and dark grey colour scheme of Noctua's 140 and 120mm redux line fans. The new NA-HC5 chromax.black.swap, NA-HC6 chromax.black and NA-HC6 chromax.white are add-on heatsink covers for the popular NH-U14S, NH-U14S TR4-SP3 and NH-U14S DX-3647 CPU coolers.

AMD "Castle Peak," "Rome," and "Matisse" Referenced in Latest AIDA64 Changelog

FinalWire over the past week posted the latest public beta of AIDA64, which adds support for the three key processor product lines based on AMD's "Zen 2" microarchitecture. The "Matisse" multi-chip module, which received extensive coverage over the past few weeks, will be AMD's main derivative of "Zen 2," designed for the client-segment socket AM4 platform, with up to 16 CPU cores, and the initial flagship product featuring 12 cores. "Rome" is AMD's all-important enterprise-segment MCM for the SP3 platform, with up to 64 CPU cores spread across eight 8-core chiplets interfacing a centralized I/O controller die with a monolithic 8-channel memory controller. It so happens that AMD also wants to update its Ryzen Threadripper line of high-end desktop processors, with "Castle Peak."

"Castle Peak" is codename for 3rd generation Ryzen Threadripper and a client-segment derivative of the "Rome" MCM with a reconfigured I/O controller die that has a monolithic 4-channel DDR4 memory interface, and an unspecified number of CPU cores north of 24. This is for backwards compatibility with the existing AMD X399 motherboards. AMD configures core-count by physically changing the number of 8-core chiplets on the MCM, in addition to disabling cores in groups of 2 within the chiplet. The company could scale core counts looking at its competitive environment. The monolithic quad-channel memory interface could significantly improve the chip's memory performance compared to current-generation Threadrippers, particularly the Threadripper WX series chips in which half the CPU cores are memory bandwidth-starved. The AIDA64 update also improves detection of existing Ryzen/EPYC processors with the K17.3 and K17.5 integrated northbridges.

EK Water Blocks Announces EK-Velocity sTR4 Water Block for 3rd Gen Threadripper

EK Water Blocks, the leading premium liquid cooling manufacturer, is releasing a new Quantum Line series EK-Velocity sTR4 water block lineup specifically designed for HEDT AMD Ryzen Threadripper processors. Cooler Master Unveils TR4 Edition Variants of MasterLiquid ML RGB Series AIO Coolers

Cooler Master unveiled TR4 Edition variants of its MasterLiquid ML RGB line of all-in-one liquid CPU coolers, which include the ML240 RGB TR4 Edition and the ML360 RGB TR4 Edition. As the names suggest, these coolers support AMD socket SP3r2 aka TR4, and are designed for Ryzen Threadripper processors. The ML240 RGB TR4 Edition with its 240 mm x 120 mm radiator is recommended for models with 180W TDP, while its bigger sibling with a 360 mm x 120 mm radiator is recommended for 250W models, including the 32-core Threadripper 2990WX. Both models feature a designed pump-block with an enlarged rectangular copper base for better coverage of the Threadripper IHS, and retention module for the TR4 socket. The company logo on the pump-block and the included fans come with RGB LED lighting. Both models go on sale on 14th March, the company didn't reveal pricing.

Alpenföhn Intros Matterhorn Threadripper CPU Cooler

Alpenföhn today introduced the Matterhorn Threadripper, a variant of its popular Matterhorn series tower-type CPU air coolers, which supports AMD socket TR4 (SP3r2). The cooler comes with an enlarged copper base, which offers full coverage of the Ryzen Threadripper IHS. Six 6 mm-thick copper heat pipes convey heat from this base through the aluminium fin-stack.

The cooler ships with a re-tuned Wingboost 2 120 mm fan, which spins between 500 - 1,500 RPM, pushing up to 106 m³h of air, with noise output as low as 18.2 dBA. Both the fins and the heat pipes feature a ceramic black coating that works to increase surface area for heat dissipation. A tube of Alpenföhn Permafrost TIM comes included. Measuring 138 mm x 100 mm x 158 mm (WxDxH), the cooler weighs about 1 kg. The company did not mention the thermal load limits of the cooler, and whether it's recommended for even the 250W TDP models such as the Threadripper 2990WX. The company didn't reveal pricing.

X2 Intros Eclipse Advanced 992 CPU Cooler with Ryzen Threadripper Support

X2 introduced the Eclipse Advanced 992, a tower-type CPU cooler its makers believe has enough metal to cool HEDT processors, including AMD Ryzen Threadripper series, and Intel Core X. It supports AMD sockets TR4 (SP3r2), AM4, AM3(+), FM2(+), and Intel sockets LGA2066, LGA2011(v3), LGA1366, LGA115x, and LGA775. Its design involves an aluminium fin-stack which is narrowed towards the base for better VRM heatsink clearance; through which six 6 mm-thick copper heat-pipes pass, which draw heat making direct contact with the CPU at the base. The aluminium fin-stack is ventilated by a 120 mm RGB LED-illuminated fan, which spins between 400 to 1,500 RPM, pushing up to 45.26 CFM of air, with a noise output ranging between 10 to 22 dBA. The cooler can handle thermal loads of up to 200W. Measuring 127.5 mm x 53 mm x 155.9 mm (WxDxH), it weighs about 740 g.

Enermax Intros Liqtech TR4 280 CPU Cooler

Enermax today introduced its third entry to its Liqtech TR4 series all-in-one liquid CPU coolers tailor-made for AMD Ryzen Threadripper processors, the Liqtech TR4 280. As its name suggests, the cooler features a 280 mm x 140 mm radiator, and includes two 140 mm fans. This model offers a middle-ground between the Liqtech TR4 240 and the largest Liqtech TR4 360. Enermax has also re-tuned its pump for higher coolant pressure. It is rated by its makers to handle thermal loads of up to 500W.

Like its other siblings, the Enermax Liqtech TR4 280 features a large pump-block base that offers 100% coverage of the Ryzen Threadripper integrated-heatspreader, and comes with factory-fitted retention modules for AMD TR4 and SP3r2 sockets (you can also use it on EPYC). The included T.B. Pressure 140 mm fans spin between 500 to 1,500 RPM, pushing up to 80.71 CFM of air, with a noise-output of up to 28 dBA, each. The radiator is 28 mm thick, and is made of aluminium. Available soon, the cooler is expected to be priced around USD $100.

Swiftech Intros Apogee SKF-TR4 Water Block for Ryzen Threadripper

Swiftech introduced a limited-edition variant of its Apogee SKF series CPU water blocks, the Apogee SKF-TR4, which is designed for AMD Ryzen Threadripper HEDT processors. The blocks come with an elongation for better coverage of the large Ryzen Threadripper integrated heatspreader (IHS). The copper blocks are longer than the original SKF Heirloom series blocks, and feature more micro-fins, translating into 30 percent more surface-area for heat-dissipation to the coolant. The blocks also feature a coolant fitting positioning such that the inlets and outlets are directly above the two active dies of the Threadripper multi-chip module (MCM). The factory-fitted retention module only supports AMD socket TR4/SP3r2 motherboards. The block is priced at USD $107.95.

Noctua Presents CPU Coolers for AMD's Threadripper (X399) and EPYC Platforms

Noctua today presented three high-end heatsinks for the TR4 and SP3 sockets of AMD's latest Ryzen Threadripper (X399) and Epyc platforms. The new TR4-SP3 versions of the award-winning NH-U14S, NH-U12S and NH-U9 coolers are tailored custom models that feature a larger contact surface as well as a SecuFirm2 mounting system for TR4/SP3. Supplied with Noctua's renowned NF-A15, NF-F12 and NF-A9 premium fans, the new coolers combine outstanding cooling performance with exceptional quietness of operation.

"A high-end platform usually calls for high-end cooling solutions and that's precisely the case with AMD's new Epyc and upcoming Ryzen Threadripper ecosystems", explains Roland Mossig (Noctua CEO). GIGABYTE Intros MZ30-AR0 Motherboard for AMD EPYC

GIGABYTE introduced the MZ30-AR0 motherboard for single-socket AMD EPYC processor-powered servers and workstations. The motherboard is built in the E-ATX form-factor, and features a single SP3r2 socket, for AMD EPYC 7000-series processors. Given that EPYC is a full-fledged SoC, the board has no chipset. An ASpeed AST2500 remote-management chip puts out basic display and IPMI features. The board draws power from two 8-pin EPS connectors, besides the 24-pin ATX. The CPU socket is flanked by 16 DDR4 DIMM slots, which support up to 512 GB of octa-channel DDR4 memory.

Expansion slots include four PCI-Express 3.0 x16 with full-time x16 wiring, one x16 with x8 wiring, and two x8 slots. Storage connectivity includes four slimSAS 12 Gb/s ports, which put out sixteen SATA 6 Gb/s ports, and a 32 Gb/s M.2 slot. Networking is care of two 10 GbE ports driven by a Broadcom BCM57810S processor, and a single GbE port. There's no onboard audio or even USB 3.1 ports.

AMD Ryzen Threadripper is a really big processor, and here's what its underside looks like. A multi-chip module (MCM) of two eight-core "Summit Ridge" dies, it is also AMD's first client-segment processor to feature a land-grid array (LGA) socket interface, since the decade-old Athlon64 FX 72; with the pins being located on the motherboard, and contact-points on the CPU package. Until now, AMD has limited large LGA sockets to its enterprise processors. The processor is based on the 4,094-pin socket SP3r2, which is increasingly being referred to by motherboard and cooler manufacturers as "TR4."

Given that it is an MCM of two dies, you can see a clear dividing line between two groups of the contact points that make up the total pin count of 4,094 pins. There are also two distinct ancillary cutouts which holds critical electrical components for the dies above. Something like this is lacking on the socket AM4 Ryzen "Summit Ridge" processors, where the cutout is blank, and the ancillaries are located around the CPU die, on the other side of the fiberglass substrate. AMD Ryzen Threadripper could be available from 27 July.

AMD Ryzen Threadripper Could Launch on July 27

AMD could launch some of its enthusiast-segment Ryzen Threadripper high-end desktop (HEDT) processors on July 27, 2017. On this day, you will be able to purchase PIB (retail) packages of certain models of Threadripper. You will also be able to purchase gaming desktops and workstations featuring Threadripper on this day. It is expected that AMD will launch about four SKUs, two 12-core, and two 16-core. The company could end 2017 with up to nine models. Accompanying these Ryzen Threadripper chips will be new socket TR4 (SP3r2) motherboards based on AMD X399 chipset. Some of these were showcased at AMD's Computex 2017 show.

Noctua Ready with Heatsink Protoypes for Threadripper TR4/SP3 Sockets

Noctua at its Computex 2017 booth, showed off its very first socket TR4/SP3 (AMD Ryzen Threadripper) ready CPU cooler prototypes. These coolers are variants of Noctua's existing platforms - NH-U14S, NH-U12S, and NHU9, but come factory-fitted with socket TR4/SP3 retention modules, and large bases. The coolers also include new-generation PWM-ready variants of the NF-F12, NF-A15, and NF-A9 fans. All three are tower-type heatsinks, designed for clearance around the large CPU socket, and the practically non-existent gap between the socket and the memory slots, at least on motherboards we've seen so far.

Two 16-core AMD Threadripper Parts Listed Online

Ahead of their May 29 unveiling at AMD's pre-Computex 2017 show in Taipei, and their scheduled market availability for Summer 2017, two 16-core AMD Threadripper processor SKUs surfaced as online-store listings, on Greek online retailer Skroutz. These include the AMD Threadripper 1998, and the AMD Threadripper 1998X. The listings don't come with price-tags.

Some specifications of the two SKUs were revealed, too. To begin with, both chips feature 16 cores, and SMT enables 32 logical CPUs for the OS to address. The Threadripper 1998 is clocked at 3.20 GHz, with an unknown boost clock; while the 1998X is clocked higher, at 3.50 GHz, with unknown boost clocks.
